摘要

用射频溅射法制备了基本符合化学计量比的GaAs 薄膜

研究了薄膜的结构和成份与溅射条件的关系.利用椭圆偏振光谱法测量了薄膜的光学性质.结果表明

在可见光区

薄膜的吸收系数远大于GaAs 单晶的数值

而介电常数及光学能隙则较低.应用有效介质近似理论计算了薄膜中各种结构所占的体积百分数

并对结果进行了讨论.

Abstract

Some nearly stoichiometric GaAs films have been prepared by rf sputteringand the relations between structure and composition of film and technologicalconditions have been investigated.The optical properties of samples have beenmeasured by spectroscopic ellipsometry.The results show that the absorptioncoefficient of GaAs film is much larger than that of the crystalline

but thedielectric constant and the optical gap are lower.We have used an effectivemedium approximation to calculate the volume fraction for several phases offilm

and the results have been discussed.
